  • Recent Advances in Ultra-High-Speed Waveguide Photodiodes for Optical Communication Systems Open Access

    This paper describes the recent advances in semiconductor photodiodes for use in ultra-high-speed optical systems. We developed two types of waveguide photodiodes (WG-PD) -- an evanescently coupled waveguide photodiode (EC-WG-PD) and a separated-absorption-and-multiplication waveguide avalanche photodiode (WG-APD). The EC-WG-PD is very robust under high optical input operation because of its distribution of photo current density along the light propagation. The EC-WG-PD simultaneously exhibited a high external quantum efficiency of 70% for both 1310 and 1550 nm, and a wide bandwidth of more than 40 GHz. The WG-APD, on the other hand, has a wide bandwidth of 36.5 GHz and a gain-bandwidth product of 170 GHz as a result of its small waveguide mesa structure and a thin multiplication layer. Record high receiver sensitivity of -19.6 dBm at 40 Gbps was achieved. Additionally, a monolithically integrated dual EC-WG-PD for differential phase shift-keying (DPSK) systems was developed. Each PD has equivalent characteristics with 3-dB-down bandwidth of more than 40 GHz and external quantum efficiency of 70% at 1550 nm.

    A two-dimensional receiver OEIC array having an address selector for highly parallel interprocessor networks has been realized. The receiver OEIC array consists of two-dimensionally arranged 1616 (256) optical receiver cells with switching transistors, address selectors (decoders), and a comparator. Each optical receiver comprises a pin PD and a transimpedance-type HBT amplifier. The HBT has an InP passivation structure to suppress the emitter-size effect, which results in the improvement of current gains, especially at low collector current densities. The receiver OEIC array was fabricated on a 3-inch diameter InP substrate with pin/HBT integration technology. Due to the function of address selection, only one cell is activated and the other cells are mute, so the receiver OEIC array shows low crosstalk and low power consumption characteristics. The array also shows a 266-Mb/s data transmission capability. This receiver OEIC array is a most complex InP-based OEIC ever reported. The realization of the two-dimensional receiver OEIC array promises the future interprocessor networks with highly parallel optical interconnections.

    The newly developed GaAs-pin/SLM, that is structured with a GaAs-pin diode photodetector and a ferroelectric liquid crystal as the light phase modulator, shows the accumulative thresholding characteristic against the optical energy of the write-in pulse train. We experimentally investigate this characteristic and discuss its applications to optical parallel processings.
