  • Large-Signal Analysis of Power MOSFETs and Its Application to Device Design

    This paper describes novel techniques for analyzing power MOSFETs. Since the gate width of power MOSFETs is much larger than that of power MESFETs or HJFETs, an appropriate device design to suppress matching circuit losses is needed. These losses and the intrinsic device characteristics are analyzed employing the proposed techniques, which are based on large-signal simulations. Also, new formulas describing the dependence of saturated output power on gate width are derived to perform loss-minimized design. These techniques are applied to the design of power MOSFETs for GSM cellular telephones. As a result, an output power of 35.5 dBm with a power-added efficiency of 55% and a power gain of 10.5 dB at 900 MHz have been achieved.

    Private networks are becoming globalized and more complicated through LAN-WAN interconnection. While WANs are managed by CMIP, LANs are managed by SNMP. To achieve end-to-end management, the integration of CMIP-based and SNMP-based management is important. We have developed an MI (Management Integration) platform for CMIP-based and SNMP-based management. It provides OSI SMF (Systems Management Function)-based unified basic management services to upper level applications regardless of the differences between CMIP-based and SNMP-based management. It achieves this with two modules: a management information transfer integration module that mainly covers protocol and data format differences between them, and a basic management module that covers functional differences. The translation of management information in the former module can be changed flexibly because the translation is based on an external script file. The latter module has additional SMF-like functions for the management of SNMP agents in addition to SMF manager role functions, etc. Prototype evaluation has demonstrated the feasibility of the MI platform.

  • A Gradual Neural Network Approach for Time Slot Assignment in TDM Multicast Switching Systems

    A neural network approach called the "Gradual Neural Network (GNN)" for the time slot assignment problem in the TDM multicast switching system is presented in this paper. The goal of this NP-complete problem is to find an assignment of packet transmission requests into a minimum number of time slots. A packet can be transmitted from one source to several destinations simultaneously by its replication. A time slot represents a switching configuration of the system with unit time for each packet transmission through an I/O line. The GNN consists of the binary neural network and the gradual expansion scheme. The binary neural network satisfies the constraints imposed on the system by solving the motion equation, whereas the gradual expansion scheme minimizes the number of required time slots by gradually expanding activated neurons. The performance is evaluated through simulations in practical size systems, where the GNN finds far better solutions than the best existing altorithm.

    We have been studying on subthreshold characteristics of SOI (Silicon-On-Insulator) MOSFET's in terms of substrate bias dependence using a one-dimensional subthreshold device simulator based on Poisson equation in an SOI multilayer structure for estimating structural parameters of real devices. Here, we consider the quantum mechanical effects in the electron inversion layer of thin SOI MOSFET's, such as the two-dimensionally quantized electron states and transports, with a self-consistent solver of Poisson and Schrodinger equations and a mobility model by the relaxation time approximation. From results of simulations, we found a significant difference between this model and the classical model and concluded that the quantum mechanical effects need to be considered in analizing thin-film SOI devices.

    We present a high performance AlGaAs/GaAs power HBT with very low thermal resistance for digital cellular phones. Device structure with emitter air-bridge is utilized and device layout is optimized to reduce thermal resistance based on three-dimensional thermal flow analysis, and in spite of a rather thick substrate (100 µm), which achieved a low thermal resistance of 23/W for a multi-finger (440 µm240 fingers) HBT. This 40 finger HBT achieved power added efficiency (PAE) of over 53%, 29.1 dBm output power (Pout) and high associated gain (Ga) of 13.5 dB with 50 kHz adjacent channel leakage power (Padj) of less than -48 dBc under a 948 MHz π/4-shifted QPSK modulation with 3.4 V emitter-collector voltage. We also investigated the difference of RF performance between two bias modes (constant base voltage and current), and found which mode is adequate for each stage in several stage power amplifier for the first time.

  • High Efficient Spatial Power Combining Utilizing Active Integrated Antenna Technique

    This paper describes a concept of the quasioptical spatial power combining technique and its demonstration of active integrated antenna arrays with strong coupling as an actual example of high efficient combiner in high frequencies. Some configurations of the arrays such as a 3-element linear array and a 33 array are designed with a circuit and electromagnetic simulator. In order to predict the operating frequencies, large signal FET model parameters are determined from measured small signal S-parameters.

    Recently, a wavelength division multi/demultiplexing system has been viewed with keen interest because it is possible to increase the transmission capacity and system flexibility. An arrayed waveguide grating (AWG) type of Multi/demultiplexer which is one of the key components to realize such a system has been developed by using Planar Lightwave Circuits (PLCs). Newly designed optical circuits have been incorporated into the AWG to control the center wavelength and to expand the pass band width. The 3 dB pass band width is 1.4 times that of a conventional AWG. It is confirmed that the newly developed AWG has low polarization dependence, low temperature dependence and high reliability.

    The defects in the cold rolled strips have textural characteristics, which are nonuniform due to its irregularities and deformities in geometrical appearance. In order to handle the textural characteristics of images with defects, this paper proposes a surface inspection method based on textural feature extraction using the wavelet transform. The wavelet transform is employed to extract local features from textural images with defects both in the frequency and in the spatial domain. To extract features effectively, an adaptive wavelet packet scheme is developed, in which the optimum number of features are produced automatically through subband coding gain. The energies for all subbands of the optimal quadtree of the adaptive wavelet packet algorithm and four entropy features in the level one LL subband, which correspond to the local features in the spatial domain, are extracted. A neural network is used to classify the defects of these features. Experiments with real image data show good training and generalization performances of the proposed method.

    This paper compares signal classification performance of multilayer neural networks (MLNNs) and linear filters (LFs). The MLNNs are useful for arbitrary waveform signal classification. On the other hand, LFS are useful for the signals, which are specified with frequency components. In this paper, both methods are compared based on frequency selective performance. The signals to be classified contain several frequency components. Furthermore, effects of the number of the signal samples are investigated. In this case, the frequency information may be lost to some extent. This makes the classification problems difficult. From practical viewpoint, computational complexity is also limited to the same level in both methods.IIR and FIR filters are compared. FIR filters with a direct form can save computations, which is independent of the filter order. IIR filters, on the other hand, cannot provide good signal classification deu to their phase distortion, and require a large amount of computations due to their recursive structure. When the number of the input samples is strictly limited, the signal vectors are widely distributed in the multi-dimensional signal space. In this case, signal classification by the LF method cannot provide a good performance. Because, they are designed to extract the frequency components. On the other hand, the MLNN method can form class regions in the signal vector space with high degree of freedom.

  • Conjugate Gradient Projection onto Convex Sets for Sparse Array Acoustic Holography

    This paper describes a novel image reconstruction algorithm and experimental results of a 3-dimensional acoustical holographic imaging system which has a limited number of transducers distributed sparsely. The proposed algorithm is based on the conjugate gradient projection onto convex sets (CGPOCS), which allows the addition of convex sets constrained by a priori information to reduce ambiguity and extract resolution iteratively. By several experiments, it is proven that the concept of the new 3-D acoustic image reconstruction algorithm has following improvements:1. the artifacts caused by the spurious lobes can be reduced under the condition that the inter-spacing of elements is larger than the wave length,2. the instability caused by the lack of information about the actual point spread function (PSF) can be reduced,3. the actual PSF can be estimated concurrently with during the image reconstruction process.

  • Dosimetric Evaluation of Handheld Mobile Communications Equipment with Known Precision

    Recently several dosimetric assessment procedures have been proposed to demonstrate the compliance of handheld mobile telecommuications equipment (MTE) with safety limits. However, for none of these procedures has an estimation of the overall uncertainty in assessing the maximum exposure been provided for a reasonable cross-section of potential users. This paper presents a setup and procedure based on a high-precision dosimetric scanner combined with a new phantom derived from an anatomical study. This allows the assessment of the maximum spatial peak SAR values occurring in approximately 90% of all MTE users, including children, with a precision of better than 25%. This setup and procedure therefore satisfies the requirements of the FCC, as well as those drafted by a CENELEC working group mandated by the European Union.

    Microwave oven interference much degrades the performance of digital radio communication systems, and, in order to obtain a good error performance under microwave oven interference environment, the digital radio communication systems should be newly designed for microwave oven interference environment. In this paper, using the Middleton's canonical class-A impulsive noise model, we propose a statistical model of microwave oven interference and discuss the performance improvement achieved by an optimum reception based on this statistical model. As the results, although the first order statistic of microwave oven interference can be modeled by class-A impulsive noise, because of the burst high level interference, the performance of optimum receiver designed for class-A noise cannot achieve a good error performance under microwave oven interference environment. In order to eliminate the effect of burst high level interference, we introduce sample interleave scheme and show that the performance of optimum receiver can be much improved by using sample interleave scheme.

  • Detection and Processing of Lightning-Sourced Magnetotelluric Transients with the Wavelet Transform

    In audio-frequency magnetotelluric surveys, electromagnetic radiation from worldwide thunderstorm activity is used as an energy source for geophysical exploration. Owing to its origin, such a signal is inherently transient and short lived. Therefore, special care should be taken in the detection and processing of this transient signal because the interval of time between two successive transient events contains almost no information as far as the audio frequency magnetotellurist is concerned. In this paper, a wavelet transform detection, processing and analysis technique is developed. A complex-compactly-supported wavelet, known as the Morlet wavelet, is selected as the mother wavelet. With the Morlet wavelet, lightning transients can be easily identified in the noisy recordings and the magnetotelluric impedance tensor can be computed directly in the wavelet transform domain. This scheme has been tested on real data collected in the archipelago of Svalbard, Norway as well as on five sets of synthetic data contaminated with various kinds of noise. The results show the superior performance of the wavelet transform transient detection and analysis technique.

    A Time-Division Multiplexed (TDM) Hierarchical Switching System (HSS), proposed by Eng and Acampora [5], provides any size of bandwidth for a number of subscribers by allocating proper number of time-slots in a frame. In this paper, we present a binary time-slot assignment (TSA) algorithm by which a proper size of time-slots in the frame are allocated to each subscriber so as to meet its bandwidth requests. The time complexity of the proposed algorithm is O(NLlog2 L) in which N is the number of input/output links of the central switch and L is the number of time-slots allotted to each link in the frame. As the authors know, the most efficient algorithm proposed in the literature has time complexity of O(min(L, M2)min(N, M)M2), in which M is the number of subscribers that is larger than N in TDM/HSS system. To give a clear idea of relative efficiency between two algorithms, let us give a typical situation of M = L = O(N2). In this configuration our algorithm makes a significant improvement in time complexity by the order of O(M2/log2M).

    The characteristics of high-performance InP-based monolithically integrated single and multiple channel photoreceivers with an InGaAs p-i-n photodiode and InAlAs/InGaAs HBTs, realized by one-step molecular beam epitaxy, are described. The monolithically integrated photoreceiver includes an integrated spiral inductor following the p-i-n diode at the input of the transimpedance amplifier to enhance the circuit response at high frequencies. Crosstalk of the multi-channel photoreceiver arrays is greatly reduced by applying both a metal ground shield and dual bias. The maximum measured -3 dB bandwidth of a single-channel integrated p-i-n/HBT photoreceiver is 19.5 GHz and the minimum crosstalk of the photoreceiver arrays, with an individual channel bandwidth of 11.5 GHz, is 36 dB. At these performance levels, these OEICs represent the state-of-the-art in multichannel integrated photoreceiver arrays.

    This paper presents a theory based on combined differential- and common-mode propagation for crosstalk and transient analysis of pairs of asymmetric coupled interconnects with arbitrary time-invariant linear termination circuits. Time-domain solutions are obtained by an exact numerical inversion of Laplace transform (NILT). Two example circuits (coupled coplanar stripline and microstrip structures) are studied to examine the accuracy and efficiency of the present method.

    This letter describes our DFB-LD module for use in WDM optical access networks. We realized an isolator-free DFB-LD module with a thermo-electric cooler in aim of stabilizing the emission wavelength for WDM systems. Silicon waferboard technology was employed to achieve simple assembly and small size of the module. This small size contributed to low TEC power. Our fabricated module demonstrated low-noise and stable emission wavelength characteristics under 156 Mbit/s pseudo random modulation.

  • Non-Preemptive Scheduling of Real-Time Periodic Tasks with Specified Release Times

    The problem of non-preemptive scheduling of real-time periodic tasks with specified release times on a uniprocessor system is known as NP-hard problem. In this paper we propose a new non-preemptive scheduling algorithm and a new static scheduling strategy which use the repetitiveness and the predictability of periodic tasks in order to improve schedulabilities of real-time periodic tasks with specified release times. The proposed scheduling algorithm schedules periodic tasks by using the heuristic that precalculates if the scheduling of the selected task leads to the case that a task misses a deadline when tasks are scheduled by the non-preemptive EDF algorithm. If so, it defers the scheduling of the selected task to avoid the precalculated deadline-missing. Otherwise, it schedules the selected task in the same way as the non-preemptive EDF algorithm. Our scheduling algorithm can always find a feasible schedule for the set of periodic tasks with specified release times which is schedulable by the non-preemptive EDF algorithm. Our static sheduling strategy transforms the problem of non-preemptive scheduling for periodic tasks with specified release times into one with same release times for all tasks. It suggests dividing the given problem into two subproblems, making a non-preemptive scheduling algorithm to find two feasible subschedules for the two subproblems in the forward or backward scheduling within specific time intervals, and then combining the two feasible subschedules into a complete feasible schedule for the given problem. We present the release times as a function of periods for the efficient problem division. Finally, we show improvements of schedulabilities of our scheduling algorithm and scheduling strategy by simulation results.
