    This paper describes mixed gas systems of SO2 and NO2 which are the essential corrosive gases in an ordinary atmospheric environment of electronic parts. It describes the corrosion product compositions and the behavior of copper in mixed and separate gases. Results of our tests show the following: (1) The weight of corrosion products with the SO2-NO2 mixed gas approximate the sum of those with the individual gases, however, the corrosion products of SO2 are affected by NO2. (2) Tests of the SO2-NO2 mixed gas closely simulates tests of electronic parts in the ordinary atmospheric environment.

    This paper describes the reliability on recess type T-shaped gate HEMTs and their major failure mechanism investigated by accelerated life tests and following failure analysis. In this study, high temperature storage tests with a DC bias condition have been conducted on three different recess depths of 100, 125, and 150 nm. The results have clarified that the shallow recess devices of under 125 nm depth have no degration in minimum noise figure Fmin or gain Ga characteristics, indicating that standard HEMT devices, whose recess depth is chosen to be far under 125 nm, possess a sufficient reliability level. However, the devices with deep recess of 150 nm have shown degradation in both Fmin and Ga. Precise failure analyses including SEM observation and von Mises stress simulation have firstly revealed that the main failure mode in deeply recessed T-shaped gate HEMTs is increase in gate electrode's parasitic resistance Rg, which is caused by separation of "head" and "stem" parts of the T-shaped gate electrode due to thermo-mechanical stress concentration.

    This is a full text of my presentation titled "Evaluation of Maintenability Improvement by Systems Reliability Growth" at the First Beijing International Conference on Reliability Maintenability and Safety (BICRMS'92). This thesis describes evaluation methods of reliability growth for field working systems by surveying maintenability improvement. And it also touch upon customer satisfaction. As unavailability is suitable for measuring reliability, I use in this thesis a decrease in unavailability per month as a means to evaluate reliability and its growth. "Maintenability" is broadly defined as a system's capability to maintain, repair and recover its functions with the aid of failsoft and RAISIS. The term "Customer satisfaction" is difficult to define, but on the practical market basis it can be fairly easily and objectively measured by examining the cancel rate by customers. This thesis includes topics such as: (1) When a system is in disorder it can restore its original functions although, strictly speaking, such system changes are classified as another systems statistically. (2) Despite this, we need to evaluate a specific system's reliability continously, and study reliability growth, industrial life, and customer satisfaction. Unavailability can be reduced by improving systems through upgrading component.

    This paper presents an improved current-mode circuit for implementation of a chaotic neuron model. The proposed circuit uses a switched-current integrator and a nonlinear output function circuit, which is based on an operational transconductance amplifier, as building blocks. Is is shown by SPICE simulations and experiments using discrete elements that the proposed circuit well replicates the behavior of the chaotic neuron model.

    A transmission data format for high-speed optical parallel interconnections is proposed and a 4-channel transmitter and receiver link module operating at up to 1.2 Gb/s per channel is demonstrated. The data format features "Group Multiplexing and Coding." In this scheme, input several tens channels are multiplexed and coded in group into reduced channels, resulting in burst-mode compatible, skew-free transmission, and low power-consumption of a link module. Experiments with fabricated modules comfirm that our data coding in multichannel optical transmission is promising for use in high-speed interconnections in information and switching systems.

    A Si metal insulator semiconductor tunnel emitter transistor (Si MIS TET) which is a new type of bipolar transistor was fabricated and its electrical properties for the temperature range of 100 K - 300 K were investigated. The common emitter mode current gain obtained was 75 at 300 K and 74 at 100 K. It was confirmed by measuring the temperature dependence of the base current that the inversion base layer indeed functioned as a base of the Si MIS TET. The current gain of the Si MIS TET did not decrease at low temperature of 100 K, though the current gain of the conventional Si bipolar transistor decreases at low temperature due to the emitter bandgap narrowing in heavily doped emitter. This origin was that the carrier injection mechanism between the emitter and the base was tunneling.

  • Crosstalk Characteristic of Monolithically Integrated Receiver Arrays

    The crosstalk characteristics of a long-wavelength monolithically integrated photoreceiver array are analyzed. The device consists of an array of transimpedance photoreceivers fabricated on a semi-insulating InP substrate. The distance between the photodetectors is large enough to suppress the photonic crosstalk. Therefore, the crosstalk of the device is mainly due to signal propagation from the channels through the power line shared by each channel on the chip. This crosstalk is inevitable to the photoreceiver arrays which employ common power lines. The magnitude of the crosstalk largely depends on the impedance of the power-supply circuit outside the chip. The crosstalk spectrum often has a peak and recess structure. The crosstalk peak at the edge of the operating band-width is due to the resonance characteristic of the transimpedance amplifier. The other peak and recess structures on the spectrum are due to the resonance phenomena of on-chip and off-chip capacitors and inductance on the power-supply line outside the chip. This crosstalk can be reduced by using on-chip bypass capacitance and dumping resistance. However, the resonance due to the capacitance and inductance on the power-supply circuit outside the chip can't be controlled by the on-chip components. Therefore, an optimized design for the power supply circuit outside the chip is also indispensable for suppressing crosstalk.

  • Parallel Photonic Devices and Concepts Good for Optical Interconnects

    In this paper, we present some novel concepts and photonic devices for use in optical interconnects. First, we review the progress of surface emitting lasers while featuring materials and performances including thresholds, power output, RIN, linewidth, and so on. Advanced technology for aiming at spontaneous emission control, photon recycling, polarization control, wavelength tuning, integration etc. will be considered. Then we touch on some other possible devices for optical interconnects. Lastly, we discuss on lightwave subsystems applying these devices and concepts.

  • A Two-Cascaded Filtering Method for the Enhancement of X-Ray CT Image

    A two-cascaded image processing approach to enhance the subtle differences in X-ray CT image is proposed. In the method, an asymmetrical non-linear subfilter is introduced to reduce the noise inherent in the image while preserving local edges and directional structural information. Then, a subfilter is used to compress the global dynamic range of the image and emphasize the details in the homogeneous regions by performing a modular transformation on local image den-sities. The modular transformation is based on a dynamically defined contrast fator and the histogram distributions of the image. The local contrast factor is described in accordance with Weber's fraction by a two-layer neighborhood system where the relative variances of the medians for eight directions are computed. This method is suitable for low contrast images with wide dynamic ranges. Experiments on X-ray CT images of the head show the validity of the method.

    For the effective control of microwaves in the frequency domain, we propose a new method utilizing current distributions of standing waves on the terminated microstrip line. We analized a short ended microstrip line using the (FD)2TD method to indicate the effectiveness of our proposal. Further we proposed an optically controlled microstrip filter as an application of this method.

  • A Multiple Shaped Beam Antenna Using a Single Shaped Reflector

    The authors propose a multiple shaped beam antenna which uses a single shaped reflector and simple feeds. This new type of multibeam antenna is very attractive for satellite communications and broadcasting because its beam-forming network is much simpler than conventional multibeam reflector antennas which uses cluster feeds. The design method for shaping the reflector surface is described, which is based on the concept of an equivalent array. By using this method, a design example is shown, in which the Japanese main islands are covered with four beams and twofold frequency reuse is operated. Also, the basic performance of this new antenna is clarified numerically.

  • An Error-Correcting Version of the Leiss's Parser for Context-Free Languages

    This paper describes an error-correcting parser (ec-parser) for context-free languages that is an extension of the Leiss's parser. Since the ec-parser uses precomputed informations and a pruning technique by lookahead, the ec-parser is always faster than the Lyon's parser. Several examples are shown.

    This letter shows that VEPs can be easily measured by using color cards as the color stimulus, and that the responses evoked by a difference in chroma could be described largely by the value of the first principal component in principal component analysis.

  • Durable and Low Power-Loss Semiconductor Devices for Specific Automotive Applications

    We have developed new DMOS FET (DMOS) and intelligent power devices (IPD) specified for automotive load driving. Their features are extra-high surge immunity and low on-resistance. MOS power semiconductor devices are the most suitable for driving high speed and large current loads in future car electronics, but their high cost is the main obstacle preventing their implementation. To cut the total system cost, we have tried to enhance surge immunity of power semiconductor devices, at the same time reducing ON resistance, which enables us to omit external protection. Enhanced avalanche power dissipation also enables us to lower the breakdown voltage of the device, which also brings lower on-resistance. The drain to source avalanche immunity of vertical type DMOS (VDMOS) has been sharply improved by using the parasitic PN junction of the channel diffusion region as the cellular zener diode. Avalanche power dissipation energy per unit area of this durable DMOS is 10 to 100 times higher than that of conventional VDMOSs. Although the breakdown voltage of this device is only 30V, no external protection device is required in automotive applications. Several fault phenomena which might occur in this device are also described. Two types of IPDs are proposed in this paper. One is a durable and low-cost high-side switch IPD, whose enhanced surge immunity of IC section from VDD line transient is verified by prototypes. Simplification of the fabrication process has also been achieved by lowering its breakdown voltage. The other is an extra-low on-resistance H-bridge IPD. Major on-resistance reduction of an output lateral type DMOS (LDMOS) is achieved because the cell-array structure is realized by applying 2-layer electrode technology to the power section. The on-resistance per unit area of this LDMOS is almost equal to that of VDMOSs in the same voltage class.

  • A Model for Explaining a Phenomenon in Creative concept Formation

    This paper gives a model to explain one phenomenon found in the process of creative concept formation, i.e. the phenomenon that people often get trapped in some state where the mental world remains nebulous and sometimes suddenly make a jump to a new concept. This phenomenon has been qualitatively explained mainly by the philosophers but there have not been models for explaining it quantitatively. Such model is necessary in a new research field to study the systems for aiding human creative activities. So far, the work on creation aid has not had theoretical background and the systems have been built based only on trial and error. The model given in this paper explains some aspects of the phenomena found in creative activities and give some suggestions for the future systems for aiding creative concept formation.

  • Equation for Brief Evaluation of the Convergence Rate of the Normalized LMS Algorithm

    This paper presents an equation capable of briefly evaluating the length of white noise sequence to be sent as a training signal. The equation is formulated by utilizing the formula describing the convergence property, which has been derived from the IIR filter expression of the NLMS algorithm. The result revealed that the length is directly proportional to I/[K(2-K)] where K is a step gain and I is the number of the adaptive filter taps.

  • ASIC Approaches for Vision-Based Vehicle Guidance

    This paper describes a vision system, which is based on ASIC (Application Specific Integrated Circuit) approaches, for vehicle guidance on highways. After reviewing related work in the field of intelligent vehicles, stereo vision, and ASIC-based approaches, the paper focuses on a stereo vision system developed for intelligent cruise control. The system measures the distance to the vehicle in front using trinocular triangulation. Application specific processor architectures were developed for low mass-production cost, real-time operation, low power consumption, and small physical size. The system was installed in a trunk of a car and evaluated successfully on highways.

    The ray-tracing algorithm can synthesize very realistic images. However, the ray tracing is very time consuming. To solve this problem, a load balancing strategy using temporal coherence between images in an animation is presented for balancing computational loads among processing elements of a parallel processng system. Our parallel processing model is based on a space subdivision method for the ray-tracing algorithm. A subdivided object space is distributed among processing elements of the parallel system. To clarify the effectiveness of the load balancing strategy, we examine the system performance by computer simulation.

    The technical trends of intelligent vehicles are discussed basing on the progress of technology of microelectronics, sensing and information processing. The concept of intelligent vehicles has started when the installation of computers on vehicles became possible in 1970s. The functions of computerized cars increased gradually with the progress of technology of microelectronics, sensing and information processing responding to the demands of the society. The first issues we had to challenge with the capability of electronic systems were the environmental and the energy resources problems. The R & D works of these purposes created many sophisticated computer control systems. Moreover, these works established the base of intelligent vehicles that contains various functions for drivability, safety, and information communications. On the other hand, many kinds of information and communication technology became useful to solve the issues on automobiles through infrastructure systems. United States, Europe, and Japan have started their own projects to realize such hierarchy management systems for traffic and vehicles. From the viewpoint of vehicle itself, it is the indispensable conditions and directions to implement the computer and telecommunications functions to the vehicles to establish clean, comfort, convenient, efficient and safe automobiles toward the next century.

  • In-Vehicle Information Systems and Semiconductor Devices They Employ

    It was more than 10 years ago that the first map navigation system, as an example of invehicle information system, has appeared in the market in Japan. Today's navigation system has been improved to the level that the latest system has 10 micro-processors, 7 MBytes of memories, and 4 GBytes of external data storage for map database. From the viewpoint of the automobile driver, there are still some problems with the system. Major problems in general are a lack of traffic information, better human interface, and a need for cost-reduction. The introduction of application specific ICs (ASICs) is expected to make systems smaller, costless, and give higher speed response. Today's in-vehicle information systems are reviewed function by function to discover what functions need to be implemented into ASICs for future systems, what ASICs will be required, and what technology has to be developed. It is concluded that more integration technology is expected including high parformance CPUs, large capacity memories, interface circuits, and some analog circuits such as DA converter. To develop this technology, some, major problems such as power consumption, number of input/output signals, as well as design aid and process technology are pointed out.
